Abstract

This thesis concerns the study of the structural properties and phenomena in low-dimensional III-Nitride compound semiconductors by means of Transmission electron microscopy (TEM). TEM techniques along with analytical and quantitative methods permitted us to accomplish a detailed study of various III-Nitride thin films and nanostructures up to the atomic scale, aiming at the correlation of their structural properties with their optoelectronic response and ultimately, the optimization of their growth mechanisms. III-Nitride compound semiconductors are generally grown on foreign substrates with large lattice mismatch between the substrate and the overgrown layer. The latter introduces various defects in the layer either linear (dislocations) or planar (stacking faults) affecting their optoelectronic properties. The use of low-dimensional semiconductor systems such as nanowires (NWs), quantum wells (QWs) and quantum dots (QDs) instead of thick epilayers, minimizes the influence of crystal defects, due to the confinement of the carriers. Initially the growth parameters of InN thin films on Si substrates were studied in order to achieve an epilayer with superior crystalline quality and low defect densities. Then, the spontaneous nucleation of GaN NWs on silicon and sapphire substrates, were studied, towards the improvement of their structural characteristics. The only observed defects in these nanostructures are stacking faults, which in the case of InN are related with structural polytypism. The structural and electronic properties of InN polytypes observed in InN nanocolumns were investigated by TEM techniques and density functional theory calculations. The structural polytypes constitutes the main relaxation mechanism of the NC and by controlling their growth we can achieve band gap engineering. The last studied system was zero-dimensional InGaN QDs which are either embedded in GaN NWs or as InGaN/GaN QDs superlattices, in order to correlate the Indium incorporation with their growth and optoelectronic properties. Η παρούσα διατριβή αφορά τη διερεύνηση των δομικών ιδιοτήτων και φαινομένων στους σύνθετους ημιαγωγούς νιτριδίων χαμηλών διαστάσεων, με τεχνικές Ηλεκτρονικής Μικροσκοπίας Διέλευσης, όπου βρίσκουν εφαρμογές σε προηγμένα συστήματα οπτοηλεκτρονικής και μικροηλεκτρονικής. Η ανάπτυξη τους όμως σε υποστρώματα με μεγάλη πλεγματική ασυμφωνία έχει ως αποτέλεσμα τον διαχωρισμό των φορέων και την εισαγωγή μεγάλου πλήθους δομικών ατελειών μειώνοντας έτσι την εσωτερική κβαντική απόδοση τους. Η βελτιστοποίηση της απόδοσης των διατάξεων μπορεί να επιτευχθεί με συστήματα χαμηλών διαστάσεων όπως κβαντικών φρεάτων, νανοσυρμάτων και κβαντικών τελειών. Αρχικά μελετήθηκαν τρόποι βελτιστοποίησης των συνθηκών ανάπτυξης λεπτών υμενίων Νιτριδίου του Ινδίου του σε υποστρώματα πυριτίου, ώστε οι αναπτυσσόμενες δομές να περιέχουν χαμηλή πυκνότητα ατελειών δομής. Στη συνέχεια μελετήθηκαν μηχανισμοί πυρηνοποίησης Νιτριδίου του Γαλλίου σε υποστρώματα σαπφείρου και πυριτίου για ανάπτυξη νανοσυρμάτων με βέλτιστα δομικά χαρακτηριστικά και…
