Ferromagnet/Semiconductor interfaces: Spin injection and Anisotropic polar magneto-optic Kerr effect

In this thesis basic research in the field of semiconductor spintronics is performed. Electron spin injection from ferromagnetic contacts into GaAs-based heterostructure systems is investigated by employing scanning Kerr microscopy at the cleaved edge of the samples. The experiments suggest that spin diffusion and charge diffusion in bulk n-GaAs samples have comparable strengths. In contrast, in two-dimensional systems the spin diffusivity is found to be orders of magnitude smaller than the charge diffusivity, suggesting that electron-electron interactions play an important role in those systems. Finally, it is investigated, whether a spin imbalance in n-GaAs can be createdvia thermal spin injection. However, the measurements suggest that theSeebeck spin tunneling coeffcient for Fe/GaAs is orders of magnitude smallerthan the reported values for Si and Ge-based systems with oxide tunnel barriers.The second part of the thesis is dedicated to the optical properties of ultrathin layers of epitaxial Fe/GaAs(001) at room temperature. It is demonstrated thatspin-orbit coupling at the Fe/GaAs(001) interface not only affects the transportproperties of the heterostructure, as was shown before, but also givesrise to magneto-optical anisotropies. A clear twofold anisotropy of the Kerr rotation angle depending on the orientation of the linear polarization of theprobing laser beam with respect to the crystallographic directions of the sampleis detected. The observed twofold symmetry of the Kerr angle is fullyreproduced by a phenomenological model based on the interference of interfacialBychkov-Rashba and Dresselhaus spin-orbit coupling fields. Diese Arbeit beschftigt sich mit Grundlagenforschung auf dem Gebiet der Halbleiter-Spintronik. Elektronenspininjektion von ferromagnetischen Kontakten in GaAs-basierte Heterostruktursysteme wird mithilfe von Kerrmikroskopie an der Spaltkante der Proben untersucht. Die Experimente zeigen, dass Spindiffusion und Ladungsdiffusion in bulk n-GaAs Proben eine vergleichbare Strke besitzen. Im Gegensatz dazu liegt die Spindiffusionskonstante in zweidimensionalen Systemen Grenordnungen unter der Ladungsdiffusionskonstanten. Dies lsst vermuten, dass Elektron-Elektron-Wechselwirkungen eine wichtige Rolle in solchen Systemen spielen. Abschlieend wird untersucht, ob ein Spinungleichgewicht in n-GaAs ber thermische Spininjektion erzeugt werden kann. Die Messungen legen jedoch nahe, dass der Seebeck-Spintunnel-Koeffizient von Fe/GaAs Grenordnungen unter den berichteten Werten fr Si- und Ge-basierte Systeme mit Oxid-Tunnelbarrieren liegt.Der zweite Teil der Arbeit ist den optischen Eigenschaften von ultradnnen Schichten von epitaktischem Fe/GaAs(001) bei Zimmertemperatur gewidmet. Es wird gezeigt, dass Spin-Bahn-Kopplung an der Fe/GaAs(001)-Grenzflche nicht nur die Transport-Eigenschaften der Heterostruktur beeinflusst, was bereits frher nachgewiesen wurde, sondern auch magneto-optische Anisotropien hervorruft.
